I have never used T-SPICE.

However, as far as I know, there is no 45 nm technology file available to the public for Electric. You have to make your own [ https://www.mail-archive.com/[email protected]/msg01009.html ].

Regarding 45 nm SPICE models for T-SPICE, it says on the FAQ section of the Tanner website that they provide support for PDKs (process design kits) to their commercial customers, which might have them [ http://tannereda.com/support/faq/47-foundries/foundries ]. If you are a non-commerical (academic) customer, I don't know what kind of support they provide. In either case, you will probably want to contact Tanner as they should be able to better answer your question about a 45 nm SPICE model for T-SPICE.

You could also ask them if they have any support (a 45 nm technology file) for Electric. However, they might not, because I think they have their own layout tool (L-edit).

I have also seen it mentioned that 45 nm PTM (Predictive Technology Model) SPICE models [ http://ptm.asu.edu/ (click Latest Models) ] were used with T-SPICE [ http://www.edaboard.com/thread305673.html , http://dx.doi.org/10.1155/2012/505983 ]. So it seems that the non-commercial Tanner customers might be using the PTM models.
