I had put some wrong labels to the masks so I removed all and put new masks on - after that the mentioned error occured. As I opened the mask-area again, the mask values with coordinates had remained below the image, but the masks itself were gone. Masking anew didn't help, the changes couldn't be saved.
As I opened the mask-area again, now the old and the new mask values with coordinates showed up, no masks at the image. As I clicked delete, the value was crossed out - I did that with every one ov the mask values. After that, Saving still did not work.
