According to the LTspice documentation [1], it looks like the LEVEL parameter needs set to 8 to use BSIM3v3.3.0.  Do you have the LEVEL set to 8 similar to the DC Sweep example [2]?

If LTSpice still does not include Nsub and Xt with LEVEL=8, then I don't know.  I'm not seeing any further LTspice documentation on BSIM3.  So you would likely have to request further information from the developer of LTSpice (Linear Technology) [3].
